This paper investigates the simulation and performance of Tunnel field effect transistor (TFET) with a nanocavity in it, which can be used for bio sensing application. The entire is done using tool Silvaco Atlas TCAD. mainly aims comparing different parameters few biomolecules has dielectric constant values, namely Streptavidin, Biotin, APTES, Cellulose DNA. device structure here consists near source end, to place these hence observe variation Drain current v/s Gate voltage characteristic graph, that are having unique constants placed within this cavity graphs observed. energy band diagram obtained; on top various other Surface Potential, Electric observed above-mentioned Biomolecules. Length biosensor also varied difference, addition Ion (ON current) plotted change biomolecule.
